N2 - The composition of InGaAs nanowires and epilayers is studied theoretically. We have demonstrated that growth of InGaAs epilayers is thermodynamically limited while the vapor-solid distributions in InGaAs nanowires at low III/V flux ratios are kinetically controlled.
