The kinetics of GaAs thermal oxidation in oxygen in the presence of titanyl sulfate was studied. Titanium and sulfur oxides resulting from the decomposition of the activator are involved in the process and accelerate it, especially at low temperatures. The resulting layers incorporate titanium and sulfur.
